"ABSTRAK
Salah satu aplikasi penerapan foto detektor ultraviolet UV di bidang biologi adalah deteksi biological agents dan germicidial yang efektif penerapannya pada panjang gelombang 254 nm. Perancangan foto detektor ultraviolet didasarkan pada kemampuan divais tersebut bekerja secara efektif pada panjang gelombang 254 nm. Pemilihan material yang dipilih adalah material semikonduktor kelompok nitrida III-V khususnya material dengan band gap yang lebar, yaitu AlN dan GaN yang dipadukan dengan struktur campuran alloys AlGaN sebagai active layer dengan komposisi Al0.62Ga0.38N/AlN/GaN. Komposisi tersebut kemudian disimulasikan dengan software simulasi ATLAS Silvaco TCAD. Peak spectral response terjadi pada panjang gelombang 257 nm sampai dengan 260 nm, nilai dark current yang dihasilkan sangat kecil, yaitu dibawah 0,25 x 10-40 A pada catu 1,82 V dan photocurrent pada peak spectral response sebesar 1.08 x 10-8 A dengan arus katoda sebesar 2,04 x 10-9 A dan panjang gelombang 257 nm. Dengan nilai dark current yang dihasilkan dibawah 0,25 x 10-40 A, quantum efficiency 55 dan responsivity 0,117 A/W memungkinkan divais bekerja dengan kinerja yang tinggi.

ABSTRACT
One of application of the ultraviolet photo detector application UV PD in the biology is the detection of biological agents and germicidial. That is effectiveimplementation at a wavelength of 254 nm. Designing ultraviolet photo detectorsare based on the device 39 s ability to work effectively at a wavelength of 254 nm.Selection of the preferred material is group III V nitride semiconductor material,especially with a width band gap, ie AIN and GaN combined with the AlGaN asactive layer with a composition Al0.62Ga0.38N AlN GaN. The composition isthen simulated with ATLAS Silvaco TCAD simulation software. Device can workswith a peak spectral response of 257 nm until 260 nm, maximal of dark currentvalue is 0.25 x 10 40 A at bias 1.82 V, photocurrent at peak spectral response of1.08 x 10 8 A with a cathode current of 2.04 x 10 9 A and a wavelength of 257 nm,quantum efficiency is 55 and responsivity 0.117 A W. This result allows thedevice to work with high performance."
